Process Model Calibration Achieves Sub-Nanometer Precision in FinFET Development

Accurate predictive modeling is critical for timely semiconductor process integration, according to a report from SemiEngineering. The value of virtual design of experiments depends on models that are calibrated to actual fabrication behavior, requiring strong correlations between inputs and measurable outputs.

Software features designed to rank critical variables and align models with experimental data can accelerate this calibration. Improved model fidelity can reduce the need for fabrication experiments, lowering associated costs and development time.

A recent application focused on calibrating a model for a FinFET device. Calibration targets were derived from transmission electron microscopy imagery, using both direct measurements and inferred values from a fin's profile. The manufacturing process involved steps where polymer deposition created a thickness difference between narrow and wide spaces, leading to varied silicon removal rates.

In the modeled etch sequence, different pattern loading multipliers were applied to isolated and dense array regions. This resulted in a final etch depth of 120 nanometers for an inner space and 116 nanometers for an outer space after an over-etch step.

The virtual model incorporated several challenging manufacturing factors. A Monte Carlo simulation of one thousand runs was performed to test thirty-three model variables. Analysis identified ten key parameters that most significantly impacted the profile calibration.

A subsequent virtual design of experiments for profile calibration executed two thousand Monte Carlo simulations. This process showed a strong correlation between critical dimensions at the top and bottom of the fin and specific model factors, such as etch ratio and angular particle distribution.

The calibration process used linear regression fitted to the simulation data to optimize model parameters across ten trials with random starting points. The goal was to align the virtual model with physical device data. Results showed maximum deviations from target measurements ranging from 0.7 nanometers to 2.5 nanometers across the trials. One optimized model run produced a computer-generated fin structure with a maximum deviation of 0.7 nanometers.

The study concludes that this calibration approach, which reduced thirty-three variables to ten key factors, can accelerate technology development while achieving sub-nanometer accuracy for critical device features.
