Lithography Advances Tackle Tight Error Budgets at SPIE 2026

According to SemiEngineering, the creation of leading-edge system-on-chip designs at deep submicron nodes continues to place significant demands on lithography and patterning capabilities throughout manufacturing. Extreme ultraviolet lithography is now a core technology for printing advanced features. As error budgets become more constrained, high-numerical aperture EUV is growing in importance for extending single-patterning capability and managing variability.

Industry Events Highlight Patterning Challenges and Innovations

The Synopsys Lithography VIP Symposium was held on February 23 in San Jose, California. This event concentrated on how GPU acceleration, artificial intelligence, machine learning, and emerging automation are transforming computational lithography and mask synthesis. The goal is to enhance yield, increase engineering efficiency, and shorten turnaround time. The symposium concluded with a panel discussion on the practical adoption of AI and machine learning in mask synthesis.

That symposium was co-located with SPIE Advanced Lithography + Patterning 2026, which took place from February 22 to February 26 in San Jose. This marked the 50th anniversary of the annual conference organized by the international society for optics and photonics. The event gathered experts to discuss research, challenges, and progress in optical and EUV lithography, patterning technologies, metrology, and process integration for semiconductor manufacturing. Synopsys contributed multiple technical papers and presentations during the conference.

Key Research Presented on High-NA EUV and Mask Defects

One Synopsys paper that attracted attention investigated machine learning enhanced optical proximity correction modeling for high-numerical aperture EUV lithography. The research focused on modeling for an 18 nm pitch line-space array, requiring sub-1 nm critical dimension error across all variation sources. To address challenges from anisotropic optics and tight error budgets, the work integrated a machine learning convolutional neural network with compact modeling to capture localized proximity behavior, achieving the required prediction fidelity.

Another presentation discussed co-optimized double exposure stitching with inverse lithography technology to maximize the high-numerical aperture EUV process window. The talk demonstrated how simultaneous co-optimization of two stitched exposures and their corresponding masks can improve resolution, process windows, and edge placement error. It also showed how this approach can reduce overlay sensitivity in the stitch region and mitigate failure modes at stitched boundaries.

A paper co-authored with Intel, presented by an Intel researcher, addressed rigorous modeling and repair of EUV multilayer defects. Buried multilayer defects in EUV masks remain a significant challenge for imaging fidelity and yield. The work used a rigorous model to simulate how these defects affect the aerial image. A subsequent simulation-guided defect repair flow provided mask repair recommendations compatible with available repair tools. Experimental results from production EUV masks demonstrated first-pass repair success, with post-repair critical dimension measurements closely matching defect-free references.

A separate Synopsys presentation tackled the problem of sampling physical design layout regions based on rigorous pattern coverage. It introduced a coverage-based sampling algorithm designed to reduce oversampling while ensuring coverage across diverse layouts. This method uses a pattern coverage metric to quantify the pattern content of sampled layout regions, aiming to miss no critical patterns and minimize redundant sampling.

The consistent direction from the presented advances indicates that as patterning pushes into tighter error budgets, progress increasingly depends on compute-enabled modeling, stitching-ready methodologies, and robust metrology and verification workflows.
